2 Résumé Les boites quantiques à semi-conducteur sont souvent considérées des atomes artificiels, parce que leur structure électronique est constituée par de niveaux discrets comme dans les atomes naturels. Ces systèmes artificiels sont intégrés dans de matériaux solides et peuvent être localisés avec la précision de nanomètres. En plus, ils gardent un comportement quantique à des températures relativement élevées ( 10 K). Ces propriétés font des boîtes quantiques un des systèmes les plus prometteurs pour la réalisation d appareils et d ordinateurs quantiques. Cependant les états énergétiques et les propriétés optiques des boîtes quantiques sont extrémement plus compliquées que pour les atomes, parce qu une boîte quantique n est jamais un puits de potentiel isolé mais au contraire sa structure électronique dépend de la structure cristalline du semi-conducteur et des corrélations coulombiennes ion-électron et électron-électron. En particulier, la présence de plusieurs bandes énergétiques de valence et leur superposition, due au confinement quantique, conduisent à des propriétés nouvelles qui ne sont pas encore totalement comprises et exploitées au niveau d application. Pour atteindre un avancement décisif dans ce champ, il est nécessaire d arriver à un contrôle déterministe de la forme spatial du potentiel de confinement quantique et à une plus profonde compréhension des connections existantes entre propriétés électroniques et optiques. Le travail de cette thèse s adresse à ces deux buts. On a réalisé et étudié expérimentalement différents systèmes à boîte quantique, dans des hetero-structures pyramidales fabriquées par croissance MOCVD. Ce type de structure nous a permis de réaliser plusieurs géométries de potentiel de confinement avec une précision spatiale de l ordre du nanomètre. La caractérisation optique a été obtenue en particulier à l aide de micro - photoluminescence résolue en polarisation, magneto - photoluminescence, photoluminescence d excitation (PLE), et techniques d interférométrie photonique. Dans de boîtes quantiques simples, on a révélé pour la première fois des complexes excitoniques dues aux états de valence excités (états de trou excités). Cela nous a permis de caractériser complètement la superposition des états de la bande de valence dans notre système typique. On a aussi démontré que, même en présence de cette riche famille d états, ces systèmes peuvent émettre photon isolés. On a ensuite réalisé et caractérisé des systèmes composites, notamment des systèmes à deux boîtes quantique couplées et un système complètement nouveau, appelé Dot-in- Dot (DiD). Ce dernier est un système composé par une petite boîte quantique placée à l intérieur d une dépression du potentiel électrostatique (qui peut être vue comme une boîte externe oblongue). Ce système composé est caractérisé par une très forte superposition d états dans la bande de valence. Cette superposition est toutefois très sensible aux petites variations de potentiel de confinement et peut donc Ítre profondément et i

3 ii soudainement modifiée par l introduction d un faible champ externe. Puisque la superposition d états dans la bande de valence détermine les propriétés de polarisation de la lumière émise, le DiD donc change la polarisation de son spectre d émission sous l action d un champ externe. En particulier, on a expérimentalement démontré cet effet pour un champ statique magnétique on a prédit numériquement un effet similaire pour un champ électrique. Dans ce dernier cas, le changement de polarisation est une conséquence de l effet Stark quantique induit dans le DiD par le champ électrique. Le DiD apparaît donc comme un des candidats idéals pour la réalisation d émetteurs de photons isolés avec polarisation variable et contrôlable. 4 Abstract Semiconductor quantum dots are usually compared to artificial atoms, because their electronic structure consists of discrete energy levels as for natural atoms. These artificial systems are integrated in solid materials and can be localized with a spatial precision of the order of nanometers. Besides, they conserve their quantum properties even at quite high temperatures ( 10 K). These properties make quantum dots one of the most suitable systems for the realization of quantum devices and computers. However, the energy states and the optical properties of quantum dots are much more complicated than for atoms, because a quantum dot is never an isolated potential well. Instead, its electronic structure depends on the crystallin structure of the semiconductor material and on the Coulomb ion-electron and electron-electron correlations. In particular, the presence of several valence bands and their mixing, induced by quantum confinement, gives rise to novel properties which are still not completely understood and exploited in applications. To get a major advance in this field, a full deterministic control of the spatial shape of the quantum confinement is needed, combined with a deeper understanding of the connections between electronic and optical properties. This thesis work has these two main objectives. We realized and experimentally studied different quantum dot systems, in pyramidal hetero-structures grown with MOCVD techniques. These systems allowed the realization of several different geometries for the carrier confining potential, with a precision in the order of nanometers. The optical characterization has been obtained in particular by means of polarizationresolved microphotoluminescence, magneto-photoluminescence, excitation photoluminescence (PLE), and interferometry techniques. For single quantum dots, we have observed and characterized for the first time new excitonic complexes, arising from excited hole states. This allowed a full caracterizatioon of the valence band hole states in our peculiar system. By means of photon correlation measurements, we have also experimentally demonstrated that, even in presence of a large family of exciton states, these quantum dot systems can emit single photons. We have then realized much more complex quantum dot structures, double dot systems (quantum dot molecules) and a completely new system called Dot-in-Dot (DiD). This latter is composed by a small inner dot surrounded by an electrostatic potential well (which can be considered as an outer elongated dot). Such a composite system is characterized by a strong valence band mixing. This state superposition is however very sensitive to small variations of the confining potential. Therefore the degree of valence band mixing can be easily switched by the introduction of a week external field. Since the valence band mixing determines the polarization properties of the emitted light, the DiD changes the polarization properties of its emission spectrum under the action of an iii

In particular, we have experimentally demonstrated this effect for an external static magnetic field, while we have numerically predicted a very similar effect for a static electric field. In the latter case, the polarization switching is a direct consequence of the quantum confined Stark effect induced in the DiD. Hence the DiD appears to be an ideal candidate for realizing emitters of single photons with tunable and controllable polarization.
